Main cause of an itchy ear canal is soap or other irritants. Soap or shampoo can get trapped in the ear canal after showers.
It may be habit to pulling ear..
Ear wax, ear infection, may be reason for it ..high fever, start to wake up from sleep, excessive crying in that case  kindly do Consult ENT specialist.
